The main components of photoresist are additives such as resins, photosensitive agents, solvents, and surfactants. The solvent mainly disperses the components of the photoresist to provide liquidity for the photoresist. Currently, the solvent used for semiconductor and panel photoresists is mainly PGMEA (propylene glycol methyl ether acetate, also referred to as PMA); When used in combination with photosensitive agents, resins are the main functional components of photoresists that play a photosensitive role. The composition of resins and photosensitive agents varies greatly among different types of photoresists, depending on the length of the photosensitive wavelength, they are mainly phenolic resin-diazonaphthaloquinone system (g line/i line), p-hydroxystyrene photoacidogenic agent system (KrF), acrylate photoacidogenic agent system (ArF), molecular glass or metal oxide system (EUV). Other additives include surfactants, stabilizers, etc.
